Aim of this project is the development of a novel implantation technology to realize more efficient silicon carbide SiC based super junction devices. Main tasks include the modelling of adequate device structures, the fabrication of SiC devices as well as their electrical characterization in terms of performance and reliability.
A planned secondment of two times three months at mi2-factory GmbH in Jena, Germany, is part of this project. During this secondment, the ESR will be trained in performing, evaluating and simulating ion irradiation experiments on 4H-SiC. The doping of a semiconductor base material by ion implantation is a commonly employed technique, however, super junction devices require highly uniform doping profiles with very large aspect ratios. Hence, main focus during the secondment will be the development of a novel ion implantation process to deliver the stringent requirements for these energy-efficient deep junction devices.
To perform successfully, potential candidates should have a background in Physics, Material Science, Electrical Engineering or a related field with a solid background in semiconductor physics.
